Modeling and parametric simulation of triple junction solar cell for space applications

In this paper a calibrated model of a III-V triple junction solar cell is presented. The simulations are carried out with a commercial TCAD software, and the model is validated by a comparison of the EQE and IV curve with experimental data. We perform an extensive simulation study of the geometry of the solar cell and of its behavior under different light concentrations. A detailed optical model based on the Transfer Matrix Method (TMM) is used to investigate the optical behavior of the cell. Our analysis suggests that an optimum design of the Anti-Reflective Coating (ARC) is essential for significant performance improvement. The analysis under different light intensities shows that the series resistance is strictly related to the amount of light coming into the cell. A temperature analysis is performed showing results in a good agreement with the literature. To our knowledge there are no similar studies of these solar cells involving this type of advance physical modeling.
